What would be the minimum voltage required to polarize a ferroelectric thin film of certain thickness? Eg. BaTiO3 using PFM mode

That's a pretty technical question. I think our best bet is to refer you to a technical paper on the coercive field (voltage/distance) required to polarize BaTiO3 films.
The field is quite a bit different than for bulk crystals.
